چکیده

A new contact-mechanics-based model for chemical–mechanical polishing is presented. According to this model, the local polish rate is controlled by the pressure distribution between features on the wafer and the polishing pad. The model uses an analysis based on the work by Greenwood to evaluate this pressure distribution taking into account pad compliance and roughness. Using the model, the e2ects of pattern density, applied down-force, selectivity, pad properties, etc. on the evolution of the wafer surface can be readily evaluated. The interaction between individual pad asperities and the wafer pattern is investigated in detail. It is shown that the pressure distribution between an asperity and the wafer surface is discontinuous at edges of features that have di2erent nominal polish rates and that this pressure discontinuity dominates the polish rate and dishing of narrow features. The model is implemented as an algorithm that calculates the evolution of the pro4le of a set of features on the wafer during the polishing process. The model can be applied to chemical– mechanical polishing used for oxide planarization, metal damascene or shallow trench isolation. ? 2003 Elsevier Ltd. All rights reserved.

A statistical model for material removal prediction in polishing

This paper develops analytically a statistical model for predicting the material removal in mechanical polishing of material surfaces (MS). The model was based on the statistical theory and the abrasive–MS contact mechanisms. The pad-MS and pad-abrasive-MS interactions in polishing were characterised by contact mechanics. Two types of active abrasive particles in the polishing system were consi...

A Material Removal Model for CMP Based on the Contact Mechanics of Pad, Abrasives, and Wafer

Applied pressure in chemical mechanical polishing CMP is shared by the two-body pad–wafer and the three-body pad–abrasive– wafer contacts. The fraction of applied pressure transferred through the particle contacts is a significant factor as most of the material removal is due to abrasive particles trapped in the pad–wafer interface. In this work, the contact of a rough, deformable pad and a smo...
